dc.description.abstract The switching phenomenon in As2S3-Ag and GeS4-Ag based Programmable Metallization Cells has been investigated. It is shown that the composition of solid electrolyte strongly influences the off state resistance but does not essentially affect the on state resistance of the structure. The external limitation of the current through the sample results in an evident improvement of the switching characteristics. en_US
dc.description.abstract A fost investigat fenomenul de comutare în elemente cu metalizare programată preparate în baza As2S3-Ag şi GeS4-Ag. Este demonstrat că compoziţia electrolitului solid utilizat influenţează mult asupra rezistenţei structurii în starea închisă dar nu afectează rezistenţa structurii în starea deschisă. Limitarea externă a curentului ce trece prin structură duce la îmbunătăţirea evidentă a caracteristicii de comutare. ro
dc.description.abstract Dans le travail on a investigué le phénomène de commutation dans les cellules de programmable métallisation selon As2S3-Ag et GeS4-Ag. On a démontré que la composition du électrolyte immobilisé utilisé influence beaucoup sur la résistance de la structure dans l’état fermé, mais elle n’affecte pas la résistance de la structure dans l’état ouverte. La limitation externe d’intensité du courant qui passe par la structure porte a un amendement évident de la caractéristique de la commutation. fr
dc.description.abstract Представлены результаты экспериментального исследования явления переключения в программируемых ячейках, основаны на As2S3-Ag и GeS4-Ag. Показано, что состав созданного твердого электролита существенно влияет на сопротивление структуры находящейся в выключенном состоянии, однако мало сказывается на ее включенном состоянии. Внешнее ограничение тока проходящего через структуру приводит к очевидному улучшению переключательной характеристики. ru
