Abstract:
The authors report results of magneto- thermoelectric investigation of single-crystal semiconductor Bi-15at%Sb wires in glass cover with diameter ranging from 500 nm to 1.1 μm. The orientation of the samples was controlled by the angular rotation diagrams of the transverse magnetoresistance and by the method of X-ray diffraction. Measurement magneto-thermopower and magnetoresistance were performed in transverse magnetic field H = 0.4 T in the temperature range 77-300 K. The deviation from the exponential temperature dependence of the resistance R (T) in semiconductor wires Bi-15at% Sb with decreasing diameter d is associated with the manifestation of the properties of a topological insulator. Power factor a2s depending on diameter of wires, temperature, and on orientation magnetic field is calculated.
