dc.description.abstract În lucrarea dată se analizează structura excitonică a spectrelor de iradiere a unor pelicule epitaxiale n - Hg1-x-yCdxMnyTe la temperatura 2K în lipsa câmpului magnetic exterior. Particularităţile spectrelor de iradiere, în urma analizei influenţei diferitori factori exteriori: temperatură, nivel de excitaţie se identifică ca excitonii localizaţi pe acceptori neutri u energia de activare (70 ± 0,2)MeV . Se demonstrează că în lipsa câmpului magnetic exterior spectrul energetic al purtătorilor de sarcină în semimagnetici cuaternari Hg 1-x-yCdxMnyTe are aceeaşi formă ca şi spectrul energetic al purtătorilor de sarcină în materialele nemagnetice Hg1-xCdxTe cu aceeaşi lărgime a benzii energetice interzise. en_US
dc.description.abstract In the present paper it is analyzed the excitonic structure of the radiation spectrum of some n - Hg1-x-yCdxMnyTe epitaxial films at 2K temperature in absence of the external magnetic field. Particularities of the radiation spectrum from analysis of external influences of various factors: temperature, excitation level, are identified as excitons located on the neutral acceptors with the activation energy (70 ± 0,2)MeV. It is proved that in the absence of external magnetic field the energy spectrum of charge carriers in the quaternary semi-magnetic materials Hg1-x-yCdxMnyTe has the same form as the energy spectrum of charge carriers in nonmagnetic materials Hg1-xCdxTe with the same width the forbidden energy band. en
dc.description.abstract Dans ce travail on avalise la structure excitonique de spectres de rayonnement des certain pellicules épitaxiales n - Hg1-x-yCdxMnyTe à la température de 2K et l`absence du champ magnétique. Les particularités des spectres de rayonnement, âpres avoir, avalisée l`influence de différents facteurs extérieures: températures, niveau d`excitation, on a identifie comme les excitons localisés sur les accepteurs neutres avec l`énergie d`activation (70 ± 0,2)MeV. On a démontré que en absence du champ magnétique extérieur le spectre énergétique des porteurs de charges dans les semi magnétiques quaternaires Hg1-x-yCdxMnyTe la même forme comme le spectre énergétique des porteurs de charges dans les matériaux non magnétiques Hg1-xCdxTe avec la même largeur de la band interdit. fr
dc.description.abstract В работе исследована структура спектров излучательной рекомбинации эпитаксиальных пленок Hg1-x-yCdxMnyTe . Проанализирована перестройка спектров излучательной рекомбинации под влиянием температуры и уровня возбуждения. Наблюдаемые особенности структуры спектров излучательной рекомбинации идентифицированы как экситонные состояния локализованные на нейтральном акцепторе с энергией активации (70 ± 0,2)MeV. Показано, что в отсутствии внешнего магнитного поля энергетический спектр носителей заряда полумагнитных сплавов Hg1-x-yCdxMnyTe и Hg1-xCdxTe имеют одинаковую структуру. ru
